AMD released the R9 7945HX3D mobile processor today, bringing 3D V-Cache technology to the mobile terminal.

In terms of parameters, the R9 7945HX3D processor has 16 cores and 32 threads, the acceleration frequency is 5.4GHz, and the L2+L3 cache reaches 144MB. For comparison, AMD’s previously released R9 7945HX has 16 cores and 32 threads, an acceleration frequency of 5.4GHz, and an L2+L3 cache of 80MB.

In its latest video, YouTube channel Gamer Nexus visited the AMD campus in Austin, Texas, and discovered the yet-to-be-released Ryzen 9 5950X3D and Ryzen 9 5900X3D processors.

AMD is currently shipping four CPUs with 3D V-Cache, one for the AM4 slot and three for the AM5 slot.

During a visit to AMD’s campus, Gamers Nexus spotted several samples of unreleased 3D V-Cache CPUs, including several Ryzen 7000 “Zen 4” and two Ryzen 5000 “Zen 3” architecture designs. “Images of the following are attached:

The Zen 3 CPUs on this list include the Ryzen 9 5950X3D and Ryzen 9 5900X3D, with 16 and 12 cores respectively.

Both CPUs are unique in that they have 3D V-Cache stacks on both CCDs, allowing for up to 192 MB of L3 cache.

Each stack provides 64 MB of L3 cache for a total of 128 MB, with an additional 64 MB of cache configured in each CCD as 32 MB of standard L3.

AMD is now rumored to be launching Ryzen 7000X3D 3D V-Cache CPUs in three core counts, including 16, 12, and 8-core chips. The rumor comes from QuasarZone (@Harukaze5719), who said that the AMD Ryzen 7000X3D 3D V-Cache lineup will have at least three SKUs. Previous rumors pointed to 8-core and 6-core models, but the latest rumors suggest that instead of 6-cores in the series, there will be a 16-, 12-, and 8-core lineup.

According to semiconductor engineering expert Tom Wassick, the AMD Ryzen 7000 processor appears to have received some upgrades in preparation for the upcoming 3D V-Cache model.

Wassick found more TSV columns in the Zen 4 CCD, suggesting that the 3D cached variant of the new Ryzen 7000 processor could provide more bandwidth in hardware than the Ryzen 7 5800X3D this time around.

Through Silicon Vias (TSV) is the latest direction of three-dimensional stacked silicon device technology. Stereoscopic (3D) vertical integration through through-silicon via (TSV) copper interconnects is currently considered one of the most advanced technologies in the semiconductor industry, enabling greater space efficiency and higher interconnect density.

There are said to be two larger, denser arrays of TSVs on the Ryzen 7000 chip, with some spacing reduction — as well as an extra column of TSVs. This means that the Ryzen 7000 3D V-Cache’s substrate will have more contact area with the CPU, resulting in greater L3 cache bandwidth and possible extra power.

3D V-Cache is AMD’s technology for stacking L3 caches, which doubles the L3 cache on its chip by adding 64MB of SRAM cache to Ryzen’s CCD, thereby significantly improving work that is sensitive to L3 cache. Actual performance of loads, especially games.
