Nexperia, a foundational semiconductor device manufacturer owned by Wintel Technology, has announced the expansion of its ASFET portfolio for hot-plug and soft-start applications with 10 fully optimized 25V and 30V devices. The new devices combine leading-edge enhanced Secure Operating Area (SOA) performance with ultra-low RDS(on), making them ideal for 12V hot-plug applications, including data center servers and communications equipment.

Nexperia continues to enhance the performance of key MOSFETs (metal-oxide-semiconductor field-effect transistors) in its devices to meet application-specific requirements to create leading-edge ASFETs (ASFETs are MOSFETs specifically designed and optimized for use in a given application). Since the introduction of the ASFET, product optimization upgrades for applications such as battery isolation (BMS), DC motor control, Power over Ethernet (POE), and automotive airbags have been successful.

Inrush currents pose reliability challenges for hot-swap applications, and Nexperia has designed a comprehensive upgrade specifically for such applications with a portfolio of ASFETs for hot-swap and soft-start with enhanced SOA performance. Compared to previous technologies, the PSMNR67-30YLE ASFETs improve SOA (12V @100mS) performance up to 2.2x, with RDS(on) (maximum) as low as 0.7mΩ. The new devices not only eliminate the Spirito effect (expressed as a steeper sloping downward curve in the higher voltage region of the SOA curve) compared to unoptimized devices but also maintain the entire voltage and temperature range. It also maintains excellent performance over the entire voltage and temperature range.

Nexperia further supports designers by fully characterizing the new devices at 125°C and providing SOA data curves at high temperatures, eliminating the need for thermal derating designs.

Eight new products (three 25V and five 30V) are now available in either the LFPAK56 or LFPAK56E package with an RDS(on) range of 0.7mΩ to 2mΩ for most hot-plug and soft-start applications. The other two 25V products have a lower RDS(on) of 0.5mΩ and are expected to be released in the next few months.
